Infineon Technologies AG has introduced 200V and 250V OptiMOS TMFD to further improve the medium voltage product portfolio. As the latest generation of power MOSFETs optimized for hard diode rectification, these devices are more reliable and durable, with lower overshoot voltage and lower reverse recovery losses, helping to achieve the most reliable system, especially in hard switching. Applications such as communication systems, industrial power supplies, Class D audio amplifiers, motor control (for 48–110V systems) and DC/AC inverters.
Improve reliability while saving costs
The OptiMOS FD family features reverse recovery charge (Qrr) optimized for the highest performance standards. Compared to the standard 200V and 250V OptiMOS , the Qrr of 200V and 250VOptiMOSFD is reduced by 40%. This means that system reliability is greatly improved by reducing overshoot voltage, minimizing the need for snubber circuits.

Simple and efficient
Compared to the current 200V and 250V products available on the market, the new OptiMOSFD improves hard commutation durability for use in more demanding conditions such as higher dv/dt, di/dt and current density. This makes it easy to use and simplifies the design process.
In addition, OptiMOSFD's on-resistance (RDS(on)) can be reduced by up to 45% and FOM (QgxRdson) by up to 65% compared to alternative devices, resulting in the highest efficiency and power density.
Product mix and availability
OptiMOSFD200V products include D2PAK with RDS(on) of 11.7m? and TO-220 with RDS(on) of 12m?. The OptiMOS FD250V product includes a TO-220 with an RDS (on) of 22 mΩ.
